Description

I II族窒化物半導体素子および 111族窒化物半導体基板 技術分野
本発明は、 結晶欠陥の少ない ΙΠ族窒化物半導体素子、 III族窒化物半導体基板、 およびその作製技術に関するものである。 背景技術
III族窒化物半導体材料は、 禁制帯幅が充分大きく、 バンド間遷移も直接遷移型 であるため、 短波長発光素子への適用が盛んに検討されている。 また、 電子の飽和 ドリフト速度が大きいこと、 ヘテロ接合による 2次元キヤリァガスの利用が可能な こと等から、 電子素子への応用も期待されている。
これらの素子を構成する ΠΙ族窒化物半導体層は、 有機金属気相成長法 (MOV PE) 、 分子線気相成長法 (MBE) 、 ハイドライド気相成長法 (HVPE) 等の 気相成長法を用いて下地基板上にェピタキシャル成長を行うことにより得られる。 ところが、 この窒化物半導体層と格子定数の整合する下地基板が存在しないため、 良質の成長層を得ることが困難であり、 得られる窒化物半導体層中には多くの結晶 欠陥が含まれていた。 特にアルミニウムを含む III族窒化物半導体層は、 下地基板 との格子定数の差が大きいため、 結晶欠陥が生じやすかつた。
このような結晶欠陥は、 素子特性の向上を阻害する要因となることから、 窒化物 半 体素子の開発において、 特にアルミニウムを含む III族窒化物半導体層中の結 晶欠陥を低減することが重要な技術的課題となっている。
かかる技術的課題の解決は、 III族窒化物半導体を用いた半導体レーザにおいて は特に重要となる。 III族窒化物半導体レーザにおいては、 光閉じ込め率の向上を 図る観点からクラッド層の低屈折率化および厚膜化が望まれている。 このようにす ることによって半導体レーザの閾値をさらに低減して長寿命化を図り、 高出力化、 レーザビ一ムスポット形状の整形、 温度特性の向上を実現することが可能となる。 また、 たとえばデジタル ·ビデオ-ディスク (D V D) 用途の半導体レーザにおい ては、 レーザビームの遠視野像の多スポット化の解消が重要な技術的課題となって いるが、 この現象も光閉じ込め効果が不充分なことに起因するものであり、 ここで もクラッド層の低屈折率化および厚膜化による光閉じ込め率の向上が強く望まれて いる。 I I I族窒化物半導体レーザのクラッド層としては、 通常、 A l G a N層が採 用されており、 光閉じ込め効果を向上させるには、 この A 1 G a N層の A 1組成を 高く、 膜厚を厚くしてクラッド層の屈折率を向上させることが有効である。 ところ が、 このようにした場合、 結晶成長下地層と A 1 G a N層との間の格子定数の差お よび熱膨張係数の差に起因してクラッド層にクラックが発生し、 かえって光閉じ込 め効果の低下および素子寿命の低下をもたらすことがあった。 したがって、 このよ うな弊害をもたらすことなく A 1 G a Nクラッド層の A 1組成を高く、 膜厚を厚く することは、 窒化物半導体レーザの特性改善を図る上で重要な課題となっている。 以上のように、 素子性能向上の観点から、 結晶欠陥やクラックのない、 アルミ二 ゥムを含む I I I族窒化物半導体層を得ることが強く望まれている。 これを実現する ためには、 上記層の成長技術の改良を図ることが考えられるが、 そのほかに、 結晶 成長下地基板の代替を図ることも有効である。 前記したように、 従来技術において は窒化物半導体層を成長させるための下地基板として、 サファイア、 S i C等の異 種材料基板や、 バルク G a N基板等が用いられてきた。 ところが、 A l G a N等、 アルミニウムを含む Ι Π族窒化物半導体は、 これらの基板よりも格子定数が小さい ため、 成膜後、 層中に引っ張り歪みが生じクラックが発生しやすくなる。 これに対 し、 下地層の格子定数を小さくした場合、 その上部に格子定数の大きい層を配置す ると、 その層には圧縮歪みが生じる。 一般に、 圧縮モードの残留歪みを有する構造 体は、 引っ張りモードの残留歪みを有する構造体に比べてより高い強度を示す (こ のことは、 いわゆるマシューズの式により知られている) ことから、 下地基板とし て格子定数の小さい材料を用いれば、 その上に積層された半導体層の強度を効果的 に改善することができる。
そこで、 結晶成長用の下地基板として、 上記した従来の基板に代え、 A l GaN 基板を用いれば、 上部に形成される半導体層と下地層との A 1組成差が低減し、 こ の結果、 上部半導体層中には、 圧縮歪み、 または、 比較的小さい引っ張りひずみが 生じることとなる。 これにより、 上部半導体層中のクラック発生が有効に防止され る。
ところが、 バルク A 1 G a N基板をクラックを発生させることなく形成する技術 は未だ確立されていないのが現状である。
以上述べたように、 現在、 素子の高性能化の観点から、 アルミニウムを含む III 族窒化物半導体層の欠陥を低減することが強く望まれている。
また、 窒化物半導体を用いた半導体レーザ等の発光素子においては、 光閉じ込め 率向上のため高 A 1組成 *大膜厚の A l GaNクラッド層を実現することが求めら れており、 このようなクラッド層をクラックを発生させることなく作製する技術の ほか、 結晶下地層を A 1 GaNにより構成する技術の開発が望まれている。
さらに、 高品質の A 1 GaN基板を実現できれば、 その上に形成される半導体多 層膜の材料の選択の幅が増すことから、 電子素子の設計に対しても有用である。 本発明は、 上記要請に鑑み、 低欠陥密度でクラックフリーのアルミニウム含有 III族窒化物半導体層を有する、 半導体素子、 基板、 およびこれらを得るための層 構造形成方法を提供することを目的とする。 発明の開示
上記課題を解決する本発明によれば、 GaNまたは A 1 GaNからなる結晶回復 層とアルミニウムを含む 111族窒化物半導体層とがそれぞれ一層以上交互に積層し てなる多層構造を備え、 前記結晶回復層は、 その上部および下部に接するいずれの ΙΠ族窒化物半導体層よりも層厚が薄くアルミニウム組成が低い半導体素子が提供 される。
また本発明によれば、 G a Nまたは A 1 G a Nからなる結晶回復層とアルミニゥ ムを含む 111族窒化物半導体層とがそれぞれ一層以上交互に積層してなる多層構造 を備えた半導体基板が提供される。
また本発明によれば、 G a Nまたは A 1 G a Nからなる結晶回復層とアルミニゥ ムを含む I I I族窒化物半導体層とをそれぞれ一層以上交互に積層する工程を含み、 前記結晶回復層を、 その上部および下部に接するいずれの I I I族窒化物半導体層よ りも層厚を薄くし、 かつ、 アルミニウム組成を低くした多層構造の形成方法が提供 される。
アルミニウムを含有する I I I族窒化物半導体層の成膜過程では、 結晶成長の下地 材料との格子定数の相違により、 層中に歪みが蓄積する。 このため成長表面のステ ップフローが乱され、 空孔等の欠陥が導入されやすくなる。 特に、 ドーパントを成 膜と同時に導入する場合は、 より欠陥が導入される方向となる。
これに対して本発明は、 結晶回復層を設けているため、 アルミニウムを含有する Ι Π族窒化物半導体層の結晶欠陥を効果的に低減することができる。 結晶回復層を 形成することにより、 ステツプフローが回復して良好な成長表面が形成されること となり、 この結果、 その上に成膜される半導体層の膜質を良好にすることができる。 図面の簡単な説明

本発明における多層構造は、 G a N、 A 1 Nや A 1 G a N等の I I I族窒化物半導 体層上に形成されてもよいし、 サファイアや S i C等の異種材料基板の上に形成さ れてもよい。 本発明における多層構造は、 アルミニウム組成が、 好ましくは 0 . 1 以下、 より好ましくは 0 . 9以下の層からなるものとする。 アルミニウム組成が大 きすぎると、 多層構造中にクラックが発生しやすくなる上、 結晶回復層との間のバ ンドギヤップが大きくなり、 積層方向の抵抗値が増大する。
本発明における多層構造は、 結晶回復層とアルミニウムを含む I I I族窒化物半導 体層とが、 それぞれ二層以上交互に積層してなる構成とすることもできる。 このよ うにすれば、 高いアルミニウム組成の I I I族窒化物半導体層を含む多層構造を、 結 晶欠陥ゃクラックを抑制しつつ比較的厚膜に形成することができる。
本発明において、 一の結晶回復層と、 これと隣り合う他の結晶回復層との間の平 均距離の下限は、 好ましくは 3 O n m以上、 より好ましくは 5 O n m以上、 最も好 ましくは 1 0 0 n m以上とする。 平均距離が小さすぎると、 多層構造中の平均アル ミ組成を高くするためには結晶回復眉間の I I I族窒化物半導体層のアルミニウム組 成を高く設定せざるを得ず、 この結果、 積層方向の抵抗が増大する。 逆に積層方向 の抵抗を低減しょうとすると、 Ι Ι ί族窒化物半導体層のアルミニウム組成を低くす ることが必要となり、 この結果、 多層構造中の平均アルミ組成を高くすることが困 難となる。 上記平均距離の上限については、 好ましくは 2 5 O nm以下、 より好ま しくは 1 5 0 n ni以下とする。 このようにすれば、 図 3を参照して後述するように、 抵抗率の上昇を効果的に低減できる。
本発明において、 多層構造中の平均アルミニウム組成は 0 . 0 5以上 0 . 1以下 とすることが好ましい。 このようなアルミニウム組成とすれば、 半導体素子の基板 や半導体レーザのクラッド層、 電界効果型トランジスタを構成する層に好適に適用 できる。 ここで、 多層構造の平均アルミニウム組成は以下のように定義される。 す なわち、 結晶回復層の合計層厚を a (nm) 、 平均アルミニウム組成を xとし、 多 層構造を構成する結晶回復層以外の I I I族窒化物半導体層の合計層厚を b ( n m) 、 平均アルミニウム組成を yとして、 多層構造の平均アルミニウム組成 zは以下のよ うに定義される。

本発明において、 結晶回復層の厚みは、 好ましくは 2 n m以上、 より好ましくは 5 nm以上とする。 このようにすることによってステップフローの乱れが有効に解 消され、 良好な結晶構造が得られる。 一方、 上限については、 多層構造の平均アル ミニゥム組成の設定によって適宜選択されるが、 通常、 1 O n m以下とすることが 好ましい。
本発明において、 多層構造を構成する各 I I I族窒化物半導体層は、 ドーパントと して、 カルシウム、 マグネシウムまたは亜鉛を含む構成とすることができる。 また、 本発明において、 活性層と、 前記多層構造からなるクラッド層と、 を有する構成、 すなわち、 上記特定構造の多層構造をクラッド層として有する半導体レーザに適用 することができる。 このような構成とした場合、 本発明の結晶欠陥等の低減効果に より、 ドーパントが有効に機能することとなる。 このため、 たとえば上記多層構造 をクラッド層に適用すれば、 クラッド層の低抵抗化を図ることができ、 本発明の効 果がより一層顕著に得られる。 以下、 この点について説明する。
I I I族窒化物半導体を用いた高出力用途の半導体レーザは、 動作電流が大きいた め、 発熱による素子劣化を防止することが重要な技術的課題となる。 発熱を減らす ためには、 発振しきい電流密度および内部損失を低減し、 動作電流を下げること、 素子抵抗を下げ動作電圧を低減することの 2点が必要となる。 素子抵抗に関しては、 p - AlGaNクラッド層の寄与が大きい。 通常窒化ガリウム系 LDでは A1組成 0. 1程度の p- AlGaNクラッドが用いられる。 n_GaN、 n-Alo. lGao. 9Nの抵抗率は 0. 1 Ω (;πι以下なのに 対し、 p-Alo. lGao. 9Νの抵抗率は 5 Q cm程度である。 典型的な素子構造 (素子長 500 m、 ストライプ幅 2 ^ιη、 _八^&?{クラッド厚0. 5 111)の場合、 ρクラッドの抵抗率は 25 Ωと大きく、 素子抵抗のほとんどを占めることになる。 したがって、 素子抵抗低減 のためには p- Al GaN層の抵抗を下げることが課題となる。
p-AlGaN層の抵抗率を下げる手法として、 特開平 1 0— 3 3 5 7 5 7号公報には、 Pクラッド層を超格子層とする構成が開示されている。 ここで、 超格子層とは、 同 公報の明細書段落 (0 0 2 2 ) に記載されているように、 「組成の異なる極めて薄 い層が積層されたものであって、 各層の厚さが十分薄いために、 格子不整に伴う欠 陥が発生することなく積層された層のことをいい、 量子井戸構造を含む広い概念で ある。 」 と定義されている。 超格子層の構造の具体的開示としては、 実施例等に、 1 0 nm以下の薄い層の積層体とすることが開示されている。 さらに、 このような 超格子層の作用効果として、 「本発明の窒化物半導体素子では量子効果が出現する ような層を有する超格子層をクラッド層、 若しくは電流を注入するコンタクト層と して設けているため、 クラッド層層側の抵抗率を低くすることができる。 」 と同公 報の明細書段落 (0 1 2 7 ) に記載されている。
ところが上記超格子層を利用する技術では、 量子効果によりホール濃度が増加し、 超格子層の平面方向に対しては抵抗が下がるものの、 超格子層と垂直方向、 すなわ ち積層方向の抵抗はむしろ増加することとなる。 すなわち、 超格子層では、 障壁層 と井戸層のバンドギヤップ差を利用することにより二次元電子ガスが生成して各層 の面内方向の抵抗が低減する一方、 積層方向 (膜厚方向) には大きなポテンシャル 障壁が生じ、 抵抗が増加するのである。 この結果、 素子抵抗として見た場合、 必ず しも充分な抵抗低減効果が得られないのが実状であった。 この点について、 以下、
AlGaN障壁層と GaN井戸層からなる超格子層を半導体レーザのクラッド層に用いる場 合を例に挙げて説明する。 このような超格子層をクラッド層とする場合、 光の閉じ 込めを確保するため、 A 1 GaN障壁層の A 1組成を一定程度高くすることが必要となる。 例えば AlGaN障壁層と GaN井戸層の厚さの比が 1 : 1の場合、 平均組成 0. 1を実現するた めには障壁層の A1組成として 0. 2が必要になる。 図 1にこのときの価電子帯のバン ドダイアグラムを模式的に示す。 図中、 横軸が位置、 縦軸がエネルギーを表す。 こ こで、 AlGaNと GaNは格子定数が異なるため、 GaN (0001)上に積層した場合ピエゾ電 界が生じる。 図にはピエゾ電界も含めて示した。 図からわかるように、 AlGaN/GaN 界面では、 それぞれの材料のバンドギャップ差により電流が流れにくくなる。 AlGa N障壁層の A1組成が高い場合はバンドギャップ差も大きくなるので、 積層方向の抵 抗はより大きくなる。
これに対して本発明は、 結晶回復層を形成するため、 積層方向の抵抗上昇をもた らすことなく層抵抗を全体として低減することができる。 本発明者は、 従来の A 1 G a Nクラッド層の抵抗が高かった理由として、 クラッド層中に発生した結晶欠陥 のためにドーパントが有効に機能せず、 この結果、 抵抗が上昇するものと推察した。 たとえば GaN基板上に AlGaN層を積層すると、 格子定数の相違により、 成長とともに AlGaN層中に歪みが蓄積する。 このため成長表面のステップフローが乱され、 空孔 等の欠陥が導入されやすくなる。 特に、 P- AlGaN成長では 10l 9〜l 020cnr3の高濃度 ドーピングが行われるので、 より欠陥が導入される方向となる。 このような状況で は Mg等のドーパントがァクセプ夕サイトに入らず、 キャリアが生成されなくなる。 本発明者は、 P- AlGaNの抵抗率が高い理由は上記によるものと推察した。 かかる推 察に基づき、 本発明者は、 ステップフローを回復させる結晶回復層を導入した構成 が有効であることを見出し、 本発明に到達したものである。 本発明の具体的態様と して、 第 1の AlGaN層を成長後、 引続き結晶回復層として GaN層を堆積し、 さらに第 2 の AlGaN層成長を行うプロセスが挙げられる。 このプロセスにおいては、 第 1の AlGa N層で乱れたステップフロ一は、 その上に形成される GaNにより回復し、 この良好な 表面状態の GaN上に第 2の AlGaN層が成長することとなるので、 全体として、 結晶欠 陥の少ない良好な結晶構造が得られることとなる。
実施例 1
(多層構造の形成および評価)
図 2は本実施例で作製した層構造の概略図である。 以下、 この層構造を形成する プロセスについて説明する。
まずサファイア C面基板 1上に 2段階成長を用いてアンドープ GaN層 2を 2 ni成長し、 引続き Mgド一プ A10. IGaO. 9N層 3を 0. 5 m成長させた。 上記 A10. IGaO. 9N層 3中には Mg ド一プ GaN結晶回復層 4を揷入した。
Mgドープ GaN層 4は等間隔に配置され、 厚さおよび挿入する層数を変え、 評価試料 とした。 試料成長終了後、 窒素ガス雰囲気中 800°Cで Mgの活性化ァニールをおこな い、 ホール測定より抵抗率を求めた。
GaNおよび A10. IGaO. 9Nの成長は次の条件で行った。 成長には 300hPaの減圧 M0CVD 装置を用いた。 成長前にサファイア基板を水素キャリア.ガス中 1100°Cでクリーニン グを行った。 その後 500°Cに降温し TMG供給量 29 ffloI/min、 N 供給量 0. 36niol/min で 30nmの低温 GaNバッファ層を成長した。 次に成長温度である 1050°Cに昇温し水素 キャリアガス中で TMG供給量 58 mo l/min、 NH3O. 36mol/minにて、 2 ΠΙの GaN層を成 長した。 引続き TMA供給量 36 ΐϊΐο 1/πΰη、 TMG供給量 58 mo l/min、 NH3O. 36mol/min Mgド一プ Alo. lGao. 9N成長を行った。 Mgソースには (¾2Mgを用い、 SIMS測定から得た Mgド一ピング量は 2 X l 0l 9cm- 3であった。 上記 Al 0. lGao. 9N層 3中には Mgド一プ GaN層 4を結晶回復層として挿入した。
図 3は、 5nmの結晶回復層を挿入したときの、 抵抗率の挿入層数依存性を示す図 である。 図中の挿入回復層の数と、 隣接回復層間の距離との関係は以下のとおりで ある。

挿入しない場合は抵抗率 4.7Ω(:ιηであったが、 挿入層数とともに抵抗率は減少し、 3層以上で 1. lQcmまで低下した。 この時のキヤリア濃度は揷入しない場合の 1.5X1 017cm-3に対し、 6. IX 1017cm- 3に増加した。 上記結果は GaN結晶回復層の挿入によ り欠陥の導入が抑制されたために、 生成されるキャリアが増加したと理解される。 図 4は結晶回復層の挿入層数を 3に固定し、 結晶回復層の厚みを 2nmから 10nmまで 変化させたときの抵抗率の変化を示す図である。 結晶回復層厚 2nmにおいても抵抗 率の減少が見られるが、 5nm以上で最小となる。 このことから、 結晶回復層厚さを 5 nm以上とすることにより、 抵抗率をより効果的に低減できることが明らかになった。
(半導体レーザの評価)
以上のように、 結晶回復層の挿入により、 ホール測定における抵抗率を低減でき る。 これとあわせ、 電流を積層方向に流したときの抵抗低減効果を調べるため、 レ 一ザ構造の作製、 評価を行った。
図 5に、 本実施例で作製した LD構造を示す。 基板として FIEL0法により 250 Π1成 長させた n型 GaN基板を用いた。 上記基板は、 HVPE成長後の基板冷却過程でサフアイ ァと GaNの熱膨張係数の違いのため GaN層の剥離が生じ、 GaN厚さ 200 mのフリース タンディング(free standing, FS)GaN基板となっている。 上記 FS- GaN基板 501上に S iド一プ n型 Alo. lGao.9N(Si濃度 4X 10l7cnr3、 厚さ 1.2 m)からなる η型クラッド層

P型 AlGaNクラッド層 507として、 以下の 3種類を用いた。
試料 A: Mgド一プ p型 Alo. lGao.9 (¾^濃度2ズ1019 -3、 厚さ 0.5 m)
試料 B: Mgドープ p型 Alo. lGao.9請§濃度2ズ1019^-3、 厚さ 0.5 m)に 3層の Mgド —プ GaN結晶回復層(厚さ 5nm)を等間隔に挿入
試料 C: Mgドーズ p型 Alo.2Gao.8N(Mg濃度 2X 10l9Cnr3、 厚さ 2.5nm)とアンドープ Ga N (厚さ 2.5nm)を 100周期積層
同様の構造をアンド一プ GaN上に作製しホール測定した結果は、 それぞれ試料 A: 4.7Qcm, 試料 Β:1· 1Ωοιη、 試料 C :0.5Qcmであった。
LD構造形成後、 ドライエッチングにより ρ型クラッド層 507および ρ型コンタクト 層 508を含んだメサ型 509を部分的に残した後、 Si 02絶縁膜 510を設け、 メサ部分の 頭出しを露光技術により行い、 リッジ構造を形成した。 n型基板裏には Ti/Alからな る n電極 511を形成し、 pコンタクト上には、 Ni/Auからなる p電極 512を形成した。 こ の素子に対し、 へき開によりレーザ共振器端面を形成し、 片面を Ti02/Si02で高反 射コーティング (反射率 95%) を行なった。
作製した LDの発振しきい電流密度は試料 A、 B、 Cの順に 3.0kAcnr2、 3. lkAcm-2, 3.0kAcm-2とほぼ同じであった。 一方、 発振時の微分素子抵抗、 および光出力 30mW 時の動作電圧は、 試料 Α:26Ω、 6. IV、 試料 Β:11Ω、 4.4V、 試料 ( :18Ω、 4.9Vで めった。
一方、 試料 A, Bおよび Cと同様の構造をアンドープ GaN上に作製し、 これをホ —ル測定した結果は、 それぞれ試料 A:4.7Qcm、 試料 Β:1.1Ωαη、 試料 C:0.5Ωοιη であった。
試料 Cは、 p- AlGaNクラッド層のホール抵抗に関しては最も低いが、 LDとしての 素子抵抗は試料 Bよりも高い。 これは先に述べたように ΔΕνが大きいために縦方向 の抵抗が高くなつたためと考えられる。 以上の結果は、 結晶回復層を挿入すること で縦方向の抵抗も十分低い AlGaN層が作製可能なことを示している。
上記実施例では A1を含む層として AlGaN、 結晶回復層として GaNを扱ったが、 その いずれかもしくは両方の層に数 %程度の Inが含まれていても同様の効果が得られる。 実施例 2
本実施例では、 AlGaN層から主としてなる以下の半導体基板を作製し、 クラック の発生状況を評価した。
評価基板
(i) AlGaNバルク試料 (図 6)
(ii) GaN結晶回復層を揷入した AlGaNバルク試料 (バルク層の厚み: 1.225 m、 図 7)
(iii) GaN結晶回復層を揷入した AlGaNバルク試料 (バルク層の厚み: 1.4 m、 図 7、 図 8)
図 6は通常の AlGaNパルク試料の概略断面図である。 図 6において、 サファイア (00 0 1) 面 (以下 C面) 基板 1 0 1上に、 有機金属化学気相成長法 (MOVP E) 法により、 厚さ 0.5 mのアンド一プ GaN層 1 0 2、 厚さ 0.5 imの Siド一プ GaN層 1 0 3、 および、 厚さ 1.4 mまたは 1.65 mの Siドープ Alo.07Gao.93Nバルク層 1 0 4が形成されている。 Siドーピング密度はいずれも 5X10ncm- 3である。
図 7は、 GaN結晶回復層を揷入した AlGaNバルク試料の概略断面図である。 図 7に おいて、 サファイア C面基板 2 0 1上に、 MOVPE法により、 厚さ 0.5 ΠΙのアン ド一プ GaN層 2 02、 厚さ 0.5 ]]]の Siド一プ GaN層 2 0 3、 および、 GaN結晶回復層 を内部に含む Siドープ Alo.07Gao.93Nバルク層 2 04が形成されている。 GaN結晶回 復層を含む Siドープ Alo.07Gao.93Nバルク層 2 04では、 厚さ 0.1 mの Siド一プ Alo. 07Gao.93Nバルク層にっき、 厚さ 0.01 mの Siド一プ GaN結晶回復層を 1層挿入した。 Siドーピング密度はいずれも 5X10l7cm- 3である。 siドープ Alo 07Gao 93Nバルク層 の厚みは、 GaN結晶回復層を除いた合計で、 1.225 ΙΪΚ または、 1.4 ΠΙとなるよう にした。 基板上の各層は Μ〇 V Ρ Ε法により形成した。
図 8は、 GaN結晶回復層を除く Siドープ Alo.07Gao.93Nバルク層の厚みが合計で 1. の場合の、 GaN結晶回復層入り Siド一プ Alo.07Gao.93Nバルク層 204の詳細を 示す概略断面図である。 厚さ 0. の Siドープ Alo.07Gao.93Nバルク層、 および、 厚さ 0.01 zmの Siド一プ GaN結晶回復層が交互に 14周期積層されている。
上記(i)〜(iii)の試料について、 クラック密度を測定した。 結果を図 10に示す。 ここで、 クラック密度とは、 試料表面の任意の数箇所の顕微鏡写真を無作為に撮影 し、 そこに写るクラックの長さを写真の面積で除算したものと定義した。 GaN結晶 回復層を揷入した AlGaNバルク試料のクラック密度は、 通常の Al GaNバルク試料に比 ベ、 大幅に低減されていることが分かる。 AlGaN成長で乱されたステップフローが G aN層の挿入により回復することにより、 AlGaN層の結晶性が全体として向上するこ となどが原因と思われる。
実施例 3
本実施例では、 AlGaNクラッド層を有する半導体レーザを作製した。
図 9は、 GaN結晶回復層を挿入した AlGaNバルクを n側クラッド層として有する GaN 系レーザの概略断面図である。 基板として FIEL0法により 250 m成長させた n型 GaN 基板を用いた。 上記基板は、 HVPE成長後の基板冷却過程でサファイアと GaNの熱膨 張係数の違いのため GaN層の剥離が生じ、 GaN厚さ 200 mのフリースタンディング(f ree standing, FS)GaN基板となっている。
上記 FS- GaN基板 401上に GaN結晶回復層入り Siド一プ n型 Alo.07G o.93Nからなる n 型クラッド層 402、 Siド一プ n型 GaN (Si濃度 4 XI 017cm- 3、 厚さ 0.1 m)からなる n型 光閉じ込め層 403、 Ino. 0.85N (厚さ 3nm)井戸層と Siドープ Ino. olGao.99N(Si濃 度 5X10l8cm- 3、 厚さ 4nm)バリア層からなる 3周期多重量子井戸 (MQW)層 404、 Mgドー プ P型 Alo.2G o.8Nからなるキャップ層 405、 Mgド一プ p型 GaN(Mg濃度 2X10l9cnr3、 厚さ 0.1 m)からなる p型光閉じ込め層 406、 厚さ 0.5 zmの p型 Alo iGao.9Nクラッ ド層 407、 Mgドープ p型 GaN (Mg濃度 2 X l020cm-3、 厚さ 0. 1 m)からなる p型コンタク ト層 408を順次成長させて、 LD構造を形成した。
LD構造形成後、 ドライエッチングにより p型クラッド層 407および p型コンタクト 層 408を含んだメサ型 409を部分的に残した後、 Si02絶縁膜 410をつけ、 メサ部分の 頭出しを露光技術により行い、 リッジ構造を形成した。 n型基板裏には Ti/Alからな る n電極 411を形成し、 pコンタクト上には、 Ni/Auからなる p電極 412を形成した。 こ の素子はへき開によりレーザ共振器端面を形成し、 片面は Ti02/S i02で高反射コ一 ティング (反射率 95 %) を行なった。
GaN結晶回復層入り S iドープ Alo. 07Gao. 93Nクラッド層 402は、 厚さ 0. 1 mの S iド ープ Alo. 07Gao. 93Nバルク層にっき、 厚さ 0. 01 mの S iドープ GaN結晶回復層を 1層 挿入した。 S iドーピング密度はいずれも 4 X 10l 7cm- 3である。 S iド一プ Alo. 07Gao. 9 3Nバルク層の厚みは、 GaN結晶回復層を除いた合計で、 1. 2 ΠΙとなるようにした。 本実施例に係る GaN系レーザは、 n側クラッド層として GaN結晶回復層を挿入した A IGaNバルク層を有していることにより、 クラックの抑制が図られている。 ここで、 クラックとは、 結晶成長による半導体層の形成時に生じるもののみならず、 その後 の電極形成工程、 素子分離工程等に生じるものの全てを含む。 これらのクラックは、 素子の歩留まりだけでなく、 漏れ電流の誘発により I - V特性 (電流一電圧特性) を、 また、 活性層の物理的破壊によりしきい値特性を悪化させる。 即ち、 GaN結晶 回復層を挿入した A 1 GaNバルク層をクラッド層として採用することにより、 素子の 歩留まり、 および、 特性向上を図ることが可能となる。
なお、 GaN結晶回復層を挿入した AlGaNバルク層は、 n側クラッド層だけでなく、 p 側クラッド層に採用することも有効である。 この場合は、 もちろん、 素子抵抗の低 減という効果も得られることとなる。 また、 GaN結晶回復層の挿入という技術は、 n 側および P側クラッド層だけでなく、 GaN系レーザが他にも AlGaN層を有するならば、 あらゆる AlGaN層に採用するすることが有効である。 また、 本技術は、 GaN系レーザ のみならず、 あらゆる GaN系素子、 例えば電子デバイス等にも適用可能である。 産業上の利用の可能性
以上説明したように本発明によれば、 結晶回復層を設けているため、 欠陥の少な い、 良好な品質の、 アルミニウム含有 I I I族窒化物半導体多層構造、 およびこれを 用いた素子、 基板を得ることができる。
本発明に係る多層構造を半導体レーザのクラッド層に適用すれば、 良好な光閉じ こめ率を実現できるとともに、 特に pクラッド層に適用した場合、 素子抵抗を低減 でき、 高出力用途に好適な半導体レ一ザを実現することができる。

Claims

請求の範囲
1. GaNまたは A 1 G a Nからなる結晶回復層とアルミニウムを含む III族窒 化物半導体層とがそれぞれ一層以上交互に積層してなる多層構造を含み、 前記結晶 回復層は、 その上部および下部に接するいずれの III族窒化物半導体層よりも層厚 が薄くアルミニウム組成が低い半導体素子。
2. 前記多層構造は、 アルミニウム組成が 0. 1以下の層からなる請求項 1に記 載の半導体素子。
3. 前記多層構造は、 前記結晶回復層と前記アルミニウムを含む III族窒化物半 導体層とが、 それぞれ二層以上交互に積層してなる請求項 1に記載の半導体素子。
4. 前記結晶回復層の隣り合う 2つの間の平均距離が、 100 nm以上である請 求項 1に記載の半導体素子。
5. 前記多層構造中の平均アルミニウム組成が 0. 05以上 0. 1以下である請 求項 1に記載の半導体素子。
6. 前記結晶回復層の厚みが 2 nm以上である請求項 1に記載の半導体素子。
7. 前記 I II族窒化物半導体層が、 ド一パントとして、 カルシウム、 マグネシゥ ムまたは亜鉛のうち少なくとも 1つを含む請求項 1に記載の半導体素子。
8. 前記半導体素子は、 さらに、 活性層と、 前記多層構造を含むクラッド層とを 有する請求項 1に記載の半導体素子。
9. GaNまたは A 1 G a Nからなる結晶回復層とアルミニウムを含む ΙΠ族窒 化物半導体層とがそれぞれ一層以上交互に積層してなる多層構造を含む半導体基板。
10. 前記結晶回復層は、 その上部および下部に接するいずれの III族窒化物半 導体層よりも層厚が薄くアルミニウム組成が低い請求項 9に記載の半導体基板。
11. 前記多層構造は、 アルミニウム組成が 0. 1以下の層からなる請求項 9に 記載の半導体基板。
12. 前記多層構造は、 前記結晶回復層と前記アルミニウムを含む III族窒化物 半導体層とが、 それぞれ二層以上交互に積層してなる請求項 9に記載の半導体基板。
13. 前記結晶回復層の隣り合う 2つの間の平均距離が、 100 nm以上である 請求項 9に記載の半導体基板。
14. 前記多層構造中の平均アルミニウム組成が 0. 05以上 0. 1以下である 請求項 9に記載の半導体基板。
15. 前記結晶回復層の厚みが 2 nm以上である請求項 9に記載の半導体基板。
16. 前記 III族窒化物半導体層が、 ド一パントとして、 カルシウム、 マグネシ ゥムまたは亜鉛のうち少なくとも 1つを含む請求項 9に記載の半導体基板。
17. GaNまたは A 1 G a Nからなる結晶回復層とアルミニウムを含む III族 窒化物半導体層とをそれぞれ一層以上交互に積層する工程を含み、 前記結晶回復層 を、 その上部および下部に接するいずれの III族窒化物半導体層よりも層厚を薄く し、 かつ、 アルミニウム組成を低くする多層構造の形成方法。
18. 前記多層構造を構成する各層のアルミニウム組成を 0. 1以下とする請求 項 17に記載の多層構造の形成方法。
19. 前記結晶回復層と前記アルミニウムを含む III族窒化物半導体層とを、 そ れぞれ二層以上交互に積層する請求項 17に記載の多層構造の形成方法。
20. 前記結晶回復層の隣り合う 2つの間の平均距離が、 100 nm以上である 請求項 17に記載の多層構造の形成方法。
21. 前記多層構造中の平均アルミニウム組成を 0. 05以上 0. 1以下とする 請求項 17に記載の多層構造の形成方法。
22. 前記結晶回復層の厚みは 2 nm以上である請求項 17に記載の多層構造の 形成方法。
23. 前記多層構造を構成する各 III族窒化物半導体層を形成する際、 ドーパン トとして、 カルシウム、 マグネシウムまたは亜鉛を導入する請求項 17に記載の多 層構造の形成方法。
